Multifunctional Photodetectors Based on Nanolayered Black Phosphorus/SnS0.5Se1.5 Heterostructures

van der Waals (vdW) heterostructures have recently emerged as promising artificial structures to create new functionalities for nano-and optoelectronic applications. In this work, we successfully fabricate BP/SnS 0.5 Se 1.5 vdW heterostructures and systematically study their electronic and photoresponsive properties. An unusual gate-tuned photoresponse characteristic is found. At the negative gate range, a positive photocurrent response is achieved, while a negative photocurrent response appears when a sweeping positive gate is applied. In addition, the photocurrent response can also be tuned by the channel length of each semiconductor in the heterostructure. The photodetector based on BP/SnS 0.5 Se 1.5 vdW heterostructures has combined both advantages of BP and SnS 0.5 Se 1.5 to realize both high photoresponse sensitivity and sign tuning ability. This device demonstrates promising potential in future multifunctional electronic and optoelectronic applications.
